SoIC\u3001Intel Foveros Direct\u3001AMD 3D V-Cache\u7b49\u5148\u8fdb\u5c01\u88c5\u65b9\u6848\u7684\u5173\u952e\u9a71\u52a8\u529b\u3002<\/p>\n\n\n\n<p>\u672c\u62a5\u544a\u57fa\u4e8eTechInsights\u7684\u7814\u7a76\u5185\u5bb9\uff0c\u7cfb\u7edf\u5206\u6790\u4e86\u6df7\u5408\u952e\u5408\u7684\u6280\u672f\u539f\u7406\u3001\u6f14\u8fdb\u8d8b\u52bf\u3001\u5382\u5546\u5b9e\u8df5\u4e0e\u672a\u6765\u5e94\u7528\uff0c\u65e8\u5728\u4e3a\u534a\u5bfc\u4f53\u4ea7\u4e1a\u94fe\u4f01\u4e1a\u548c\u6295\u8d44\u8005\u63d0\u4f9b\u9ad8\u4ef7\u503c\u53c2\u8003\u4e0e\u6218\u7565\u6d1e\u5bdf\u3002<\/p>\n\n\n\n<p>\u4ee5\u4e0b\u662f\u5bf9\u62a5\u544a\u5185\u5bb9\u7684\u68b3\u7406\u603b\u7ed3\u2014\u2014\u2014\u2014\u2014\u2014\u2014\u2014\u2014\u2014\u2014\u2014\u2014\u2014<\/p>\n\n\n\n<p><strong>\u4e00\u3001\u6df7\u5408\u952e\u5408\u6280\u672f\u6982\u8ff0<\/strong><\/p>\n\n\n\n<p>\u6df7\u5408\u952e\u5408\uff08Hybrid \u03bcm\u7ea7\u7684\u8d85\u9ad8\u5bc6\u5ea6\u8fde\u63a5\u3002<\/p>\n\n\n\n<p>\u5176\u5de5\u827a\u6d41\u7a0b\u4ee5\u5e38\u6e29\u6c27\u5316\u7269\u8868\u9762\u9884\u952e\u5408\u4e3a\u8d77\u70b9\uff0c\u901a\u8fc7\u52a0\u70ed\u4f7f\u94dc\u4e0e\u6c27\u5316\u7269\u4e4b\u95f4\u7684\u70ed\u81a8\u80c0\u5dee\u5f02\uff08CTE\u5dee\u5f02\uff09\u7f29\u5c0f\u6c9f\u69fd\uff0c\u5b9e\u73b0\u91d1\u5c5e\u7684\u9ad8\u5bc6\u5ea6\u538b\u5408\uff0c\u4ece\u800c\u65e0\u9700\u5916\u90e8\u538b\u529b\u5373\u53ef\u5f62\u6210\u7a33\u5b9a\u4e92\u8fde\u3002\u76f8\u6bd4\u5176\u4ed62.5D\/3D\u5c01\u88c5\u65b9\u6848\uff0c\u6df7\u5408\u952e\u5408\u5728\u4e92\u8fde\u5bc6\u5ea6\u4e0a\u5177\u5907\u8d85\u8fc710\u500d\u7684\u63d0\u5347\u6f5c\u529b\uff0c\u53ef\u5728\u4fdd\u6301\u826f\u597d\u7535\u6027\u80fd\u7684\u524d\u63d0\u4e0b\u964d\u4f4e\u4e92\u8fde\u95f4\u8ddd\u548c\u4fe1\u53f7\u5ef6\u8fdf\u3002<\/p>\n\n\n\n<p>\u4ece\u6280\u672f\u53d1\u5c55\u8d8b\u52bf\u770b\uff0c\u6df7\u5408\u952e\u5408\u5df2\u88abTSMC\u3001Sony\u3001Samsung\u3001Tower Semiconductor\u3001STMicroelectronics\u7b49\u4e3b\u6d41\u5382\u5546\u5e94\u7528\u4e8eCMOS\u56fe\u50cf\u4f20\u611f\u5668\uff08CIS\uff09\u3001ISP\u53ca\u9ad8\u5e26\u5bbd\u5b58\u50a8\uff08HBM\uff09\u7b49\u9886\u57df\uff0c\u5e76\u9010\u6b65\u6269\u5c55\u52303D V-Cache\u3001\u903b\u8f91-\u5b58\u50a8\u96c6\u6210\u548cChiplet\u67b6\u6784\u3002\u7279\u522b\u662fTSMC\u7684SoIC\uff08System on Integrated Chips\uff09\u53caIntel\u7684Foveros Direct\u6280\u672f\uff0c\u5747\u91c7\u7528\u4e86\u6df7\u5408\u952e\u5408\u4f5c\u4e3a\u6838\u5fc3\u4e92\u8fde\u624b\u6bb5\uff0c\u663e\u793a\u51fa\u8be5\u6280\u672f\u5728\u672a\u67653D\u5f02\u6784\u96c6\u6210\u4e2d\u7684\u6218\u7565\u5730\u4f4d\u3002<\/p>\n\n\n\n<p><strong>\u4e8c\u3001\u952e\u5408\u7b56\u7565\u7684\u6f14\u8fdb<\/strong><\/p>\n\n\n\n<p>\u534a\u5bfc\u4f53\u5c01\u88c5\u6280\u672f\u7684\u4e92\u8fde\u65b9\u6848\u7ecf\u5386\u4e86\u4eceC4\u51f8\u70b9\uff08Controlled Collapse Chip Connection\uff09<strong>\u5230<\/strong>\u6c27\u5316\u7269\u76f4\u63a5\u952e\u5408\uff08Oxide-to-Oxide Bonding\uff09<strong>\u7684\u6f14\u8fdb\u3002\u65e9\u671f\u7684<\/strong>\u8d28\u91cf\u56de\u6d41C4\u51f8\u70b9\uff08Mass Reflow C4 Bump\uff09<strong>\u53ca<\/strong>\u70ed\u538b+\u6bdb\u7ec6\u586b\u5145\uff08Thermo-Compression + CUF\uff09\u5de5\u827a\uff0c\u4e92\u8fde\u95f4\u8ddd\u4e3b\u8981\u96c6\u4e2d\u572840-50 \u03bcm\u8303\u56f4\u5185\uff0c\u968f\u77402.5D\u4e0e3D\u5c01\u88c5\u9700\u6c42\u7684\u589e\u52a0\uff0c\u5fae\u51f8\u70b9\uff08\u03bcBump\uff09\u5c06\u95f4\u8ddd\u7f29\u5c0f\u81f3\u7ea625 \u03bcm\uff0c\u4f46\u5728\u8fdb\u4e00\u6b65\u7f29\u5c0f\u65b9\u9762\u9762\u4e34\u53ef\u9760\u6027\u548c\u6210\u672c\u6311\u6218\u3002<\/p>\n\n\n\n<p>\u6df7\u5408\u952e\u5408\u6280\u672f\u7684\u51fa\u73b0\uff0c\u7a81\u7834\u4e86\u4f20\u7edf\u51f8\u70b9\u6280\u672f\u7684\u9650\u5236\u3002\u5176\u91c7\u7528\u975e\u51f8\u70b9\u5316\u7684\u76f4\u63a5\u91d1\u5c5e\u952e\u5408\uff08Direct Cu-to-Cu Bonding\uff09\uff0c\u5728<strong>\u4e9a10 \u03bcm\u95f4\u8ddd<\/strong>\u4e0b\u5b9e\u73b0\u66f4\u9ad8\u7684\u8fde\u63a5\u5bc6\u5ea6\u548c\u66f4\u4f4e\u7684\u4e92\u8fde\u7535\u963b\u3002Wafer-to-Wafer\uff08W2W\uff09\u6df7\u5408\u952e\u5408\u53ef\u7a33\u5b9a\u5b9e\u73b04 \u03bcm\u53ca\u4ee5\u4e0a\u7684\u91cf\u4ea7\uff0c\u800c1.6 \u03bcm\u7684\u5546\u7528\u53ef\u884c\u6027\u4e5f\u5df2\u5f97\u5230\u9a8c\u8bc1\uff0c1 \u03bcm\u95f4\u8ddd\u5728\u5b9e\u9a8c\u5ba4\u9636\u6bb5\u5df2\u88ab\u8bc1\u660e\u53ef\u884c\u3002Die-to-Wafer\uff08D2W\/CoW\uff09\u65b9\u6848\u4e5f\u5728\u54112 \u03bcm\u751a\u81f3\u66f4\u4f4e\u95f4\u8ddd\u63a8\u8fdb\uff0c\u4f46 Semiconductor<\/strong>\u5219\u5c55\u793a\u4e86\u63a5\u8fd12.5 \u03bcm\u7684\u4e1a\u754c\u6700\u5c0f\u95f4\u8ddd\uff1b<\/li>\n\n\n\n<li><strong>Fujitsu<\/strong>\u548c<strong>STMicroelectronics<\/strong>\u5206\u522b\u7ef4\u6301\u57286 \u03bcm\u4e0e8 \u03bcm\u7684\u5de5\u827a\u6c34\u5e73\u3002<\/li>\n<\/ul>\n\n\n\n<p>\u6df7\u5408\u952e\u5408\u7684\u6f14\u5316\u4e0d\u4ec5\u4f53\u73b0\u5728\u4e92\u8fde\u95f4\u8ddd\u7684\u7f29\u5c0f\uff0c\u8fd8\u4f53\u73b0\u5728\u5176\u4e0eTSV\uff08Through Silicon Via\uff09\u3001RDL\uff08Redistribution Layer\uff09\u7b49\u5148\u8fdb\u5c01\u88c5\u7ed3\u6784\u7684\u534f\u540c\u4e2d\u3002\u901a\u8fc7\u4e0eChiplet\u67b6\u6784\u3001EMIB\uff08Intel\uff09\u3001InFO\/CoWoS-LSI\uff08TSMC\uff09\u7b49\u6280\u672f\u76f8\u7ed3\u5408\uff0c\u6df7\u5408\u952e\u5408\u9010\u6e10\u6210\u4e3a\u4e0b\u4e00\u4ee3\u9ad8\u5e26\u5bbd\u3001\u4f4e\u5ef6\u8fdf\u3001\u5f02\u6784\u96c6\u6210\u89e3\u51b3\u65b9\u6848\u7684\u5173\u952e\u6280\u672f\u8def\u5f84\u3002<\/p>\n\n\n\n<p><strong>\u4e09\u3001\u82af\u7247\u5230\u82af\u7247\u4e92\u8fde\u5728\u56fe\u50cf\u4f20\u611f\u5668\u4e2d\u7684\u5e94\u7528<\/strong><\/p>\n\n\n\n<p>\u968f\u7740CMOS\u56fe\u50cf\u4f20\u611f\u5668\uff08CIS\uff09\u67b6\u6784\u7684\u4e0d\u65ad\u6f14\u8fdb\uff0c\u82af\u7247\u5230\u82af\u7247\u7684\u9ad8\u5bc6\u5ea6\u4e92\u8fde\u6210\u4e3a\u5b9e\u73b0\u9ad8\u6027\u80fd\u5f71\u50cf\u5904\u7406\u7684\u5173\u952e\u8def\u5f84\u3002\u65e9\u671f\u7684CIS\u91c7\u7528\u524d\u7167\u5f0f\uff08FI\/FSI\uff09\u7ed3\u6784\uff0c\u5149\u7535\u8f6c\u6362\u6548\u7387\u53d7\u9650\uff1b\u968f\u540e\u53d1\u5c55\u5230\u80cc\u7167\u5f0f\uff08BI\/BSI\uff09\u7ed3\u6784\uff0c\u4ee5\u63d0\u9ad8\u5165\u5149\u6548\u7387\u548c\u6210\u50cf\u8d28\u91cf\u3002\u800c\u6df7\u5408\u952e\u5408\uff08Hybrid Bonding\uff09\u53ca\u76f4\u63a5\u952e\u5408\u4e92\u8fde\uff08DBI\uff09\u6280\u672f\u7684\u5f15\u5165\uff0c\u4f7f\u5f97CIS\u4e0e\u56fe\u50cf\u4fe1\u53f7\u5904\u7406\u5668\uff08ISP\uff09\u80fd\u591f\u4ee5\u66f4\u7d27\u5bc6\u7684\u95f4\u8ddd\u96c6\u6210\uff0c\u4ece\u800c\u5b9e\u73b0\u50cf\u7d20\u9635\u5217\u4e0e\u903b\u8f91\u7535\u8def\u7684\u5806\u53e0\u4f18\u5316\u3002<\/p>\n\n\n\n<p>\u76ee\u524d\u5728\u56fe\u50cf\u4f20\u611f\u5668\u4e2d\uff0c\u91c7\u7528<strong>Wafer-on-Wafer\uff08WoW\uff09<\/strong>\u3001**Wafer-to-Wafer\uff08W2W\uff09<strong>\u53ca<\/strong>Chip-on-Wafer\uff08CoW\uff09**\u7b49\u591a\u79cd\u4e92\u8fde\u65b9\u5f0f\uff0c\u4ee5\u6ee1\u8db3\u4e0d\u540c\u4ea7\u54c1\u5728\u5206\u8fa8\u7387\u3001\u901f\u5ea6\u4e0e\u529f\u8017\u4e0a\u7684\u9700\u6c42\u3002Sony\u3001TSMC\u53ca\u5176\u4ed6\u9886\u5148\u5382\u5546\u5df2\u5728\u5546\u4e1a\u4ea7\u54c1\u4e2d\u5b9e\u73b0\u4e86DBI\u4e92\u8fde\uff1a<\/p>\n\n\n\n<ul DBI\uff09\u8fdb\u4e00\u6b65\u53d1\u5c55\u5230\u50cf\u7d20\u7ea7\uff08Pixel-Level DBI\uff09\uff0c\u8fd9\u4f7f\u5f97\u5217\u6570\u636e\u4f20\u8f93\uff08Column DBI\uff09\u4e0e\u9009\u62e9\u4fe1\u53f7\uff08Row DBI\uff09\u80fd\u591f\u66f4\u9ad8\u6548\u5730\u5b9e\u73b0\u3002\u5f53\u524d\u6700\u5c0f\u7684\u50cf\u7d20\u7ea7DBI\u5df2\u89c1\u4e8e<strong>2.2 \u03bcm<\/strong>\u95f4\u8ddd\u7684\u5b9e\u73b0\u65b9\u6848\uff0c\u663e\u8457\u589e\u5f3a\u4e86\u50cf\u7d20\u9635\u5217\u7684\u4fe1\u53f7\u8026\u5408\u548c\u8bfb\u53d6\u901f\u5ea6\u3002<\/p>\n\n\n\n<p>\u8fd9\u79cd\u82af\u7247\u5230\u82af\u7247\u7684\u9ad8\u5bc6\u5ea6\u4e92\u8fde\u4e0d\u4ec5\u63d0\u5347\u4e86\u6210\u50cf\u5668\u4ef6\u7684\u4fe1\u566a\u6bd4\u548c\u52a8\u6001\u8303\u56f4\uff0c\u4e5f\u4e3a\u4e0b\u4e00\u4ee3\u667a\u80fd\u5f71\u50cf\u7cfb\u7edf\uff08\u5982LiDAR\u548c3D\u611f\u77e5\uff09\u63d0\u4f9b\u4e86\u7ed3\u6784\u4e0e\u5de5\u827a\u4e0a\u7684\u521b\u65b0\u7a7a\u95f4\u3002Sony iPad Pro\u7684SPAD LiDAR\u548cOmniVision OG01A1B\u7b49\u4ea7\u54c1\uff0c\u5df2\u7ecf\u5728\u5b9e\u9645\u5e94\u7528\u4e2d\u9a8c\u8bc1\u4e86DBI\u5728CIS-ISP\u5806\u53e0\u4e2d\u7684\u5546\u4e1a\u4ef7\u503c\u4e0e\u6280\u672f\u53ef\u884c\u6027\u3002<\/p>\n\n\n\n<p><strong>\u56db\u3001\u4e3b\u6d41\u5382\u5546\u6280\u672f\u5206\u6790<\/strong><\/p>\n\n\n\n<p>\u6df7\u5408\u952e\u5408\uff08Hybrid
